Terahertz Quantum Cascade Laser Based on Non-uniform Dipole Antenna Array

Abstract

We report the realization of terahertz quantum cascade laser based on an antenna array, in which each unit contains two dipole antennas with slightly different widths. The device operates in single mode around 3.2THz, and the radiation efficiency can be flexibly manipulated by the width difference between the dual-antenna in each unit. Single mode emission with 30dB side-mode suppression ratio, 120 mW pulsed output power and 1% wall-plug efficiency has been demonstrated at a heat-sink temperature of 20K.
